How did I miss this poll?
In the OT Vader was my favorite, but in the PT we see mostly Anakin. I don't actually consider him to be Vader until after the Jedi Temple raid and until he begins slaughtering the Seperatists on Mustafar. So given the limited amount of screen time I have to pass him up.
Dooku was wonderfully played by Christopher Lee but again, not much use of the character.
Ultimately I have to go w/ Palpatine. The ultimate puppet master and most evil man in the Galaxy. He has no redeamable qualities. He's brilliant and powerful. A true master of the Dark Side.

I wish I could go with Maul. He looked totally cool and was a great fighter. Sadly, he hardly had any lines or character development, then got killed off all too quickly. So, I have to choose Palpatine. A nice, slimy politician/Sith lord.

I agree with much of what Brook_33 said. Palpatine/Sidious was the undisputed king of villains in the Prequels.
I voted for Palpatine/Sidious as favorite PT villain, but my vote would surely have gone to Vader had he been given more screentime.
Durge however was rediculous and Grevious of the Clone Wars was simply too much with all the spinning around and acting like a monkey on speed.

jango fett all the way!!! he was much cooler than darth maul and he took on jedi like it was nothing. he was a mans man just absolutely fearless and strong!he was the last of the mandaloreans and dookus right hand man.

Drat, I can't remember who I voted for and I can't find my post declaring it, either!
Well, whatever it used to be, I'm going to say it is now... Darth Vader! I really do love Christensen's portrayal of the newly-birthed Sith Lord in the second half of ROTS. In some of his lines, I swear I can hear JEJ's voice speaking. It's kinda eerie.
Meanwhile, I can't believe Nute Gunray is beating Jango Fett! Jango's a tough guy with cool armor; Nute's a cowardly stooge who gets an ignoble comeuppance. Weird.

Is it any wonder that Maul is the second most favorite?
Or that he has as many votes as Dooku and Grievous combined?
Or the fact that he has THREE times the # votes that PT Vader has received thus far?
The last two real Sith Lords lead the voting, and it isn't even close.
